Prof. Masselink entwickelt Quantenkaskadenlaser für den mittleren Infrarotbereich, die bei Raumtemperatur und mit hoher Helligkeit arbeiten sollen. Ein Schwerpunkt liegt auf der Reduktion von Streumechanismen an Grenzflächen in InGaAs/InAlAs-Heterostrukturen, um die Lasereffizenz zu verbessern. Parallel arbeitet er an einer kommerziellen Anwendung: einem laser-basierten Handgerät zur schmerzfreien Blutzuckermessung ohne Verbrauchsmaterial, das Diabetikern häufige Kontrollen ermöglichen soll. Die Technologie adressiert sowohl die Halbleiterindustrie (Infrarot-Lasersysteme für Spektroskopie und Sensorik) als auch den Medizintechnik- und Diagnostikmarkt.

HU-FIS-Profil ↗We propose to investigate many-body effects in highly dopedsemiconductor heterostructures with reduced dimensionalitythat is quantum dots, quantum wires, and quantum wells.Although several manifestations of many-body effects in thequasi-two-dimensional electron gas (2DEG) in strained InGaAsquantum wells have been actively investigated over severalyears, recently new data (including our own) indicates thatthe current understanding may need to be re-evaluated. Thesemanifestations are, in particular, the Fermi-edge singulari-tY (FES) and enhanced Fröhlich coupling. Only very few dataexist so far providing insight into many-electron effects instructures with further reduced dimensionality.
The proposed project focusses on investigating and developing high-performance (In,Al)As+AlAs/(In,Ga)As quantum cascade lasers (QCLs) on InP that will meet these requirements. The active region design is based on novel two-component barrier regions within strain-compensated (In,Al)As/(In,Ga)As structures prepared using gas-source molecular-beam epitaxy on InP substrates. The proposed work includes structure design, growth, processing, and the characterization of both materials and finished lasers. The anticipated results from the proposed research are both in the technology of the lasers including optimized designs and processing approaches as well as in the physics of their operation.
